Open cavity BGA packages for prototype dies

Short answer: MST Store supplies open cavity (empty) BGA packages made by Shanghai Xintaowei New Materials Co., Ltd. in two bodies: BGA1313-256BALLS (13 × 13 mm, 256 balls, 0.7 mm pitch, die up to 8 × 8 mm) and BGA2020-512BALLS (20 × 20 mm, 512 balls, 0.7 mm pitch, die up to 16 × 16 mm). Lid and sealing

BGA1313-256BALLS has a matching 12.8 × 12.8 mm LCP cap with a 3 mm internal cavity and a B-stage epoxy seal. The manufacturer reference cure for the B-stage adhesive is about 30 minutes at 175 °C; store the lids at −10 °C and use them within 6 months. Adhesive-sealed lids are not hermetic; use a soldered metal lid on a ceramic package when you need a hermetic seal.

No. The matching LCP cap is sealed with B-stage epoxy, which is not hermetic. Hermetic sealing uses a gold-tin soldered metal lid on a ceramic package.
